چکیده
We implement parallel algorithms for solving the time dependent Sclu'/Sdinger equation on the CM-2 supercomputer. These methods are unconditionally s~able as well as unata~' at each time step and have the advantage of being spatially local and explicit. We show l~ow to ~dsualize the dynamics of quantum scattering using techniques for vlsuaIizing complex wave Iuncfions. Several. scattering problems are solved to demonstrate the use of these methods.

A quantum Monte Carlo calculation of the ground state energy of the hydrogen molecule
We have calculated the ground state energy of the hydrogen molecule using the quantum Monte Carlo (QMC) method of solving the Schrodinger equation, without the use of the Born-Oppenheimer or any other adiabatic approximations. The wave function sampling was carried out in the full 12-dimensional configuration space of the four particles (two electrons and two protons). Two different methods wer...
متن کاملThe Ballistic Nanotransistor: A Simulation Study
Future MOS transistors may operate near their ballistic limits [1], so it is important to understand ballistic device physics and the prospects for achieving quasi-ballistic operation. In this paper, we explore the device design and physics issues of MOSFETs at the scaling limits using semiclassical and full quantum simulations. The device we presume is a double-gate (DG) MOSFET with symmetrica...
متن کاملTemperature Effect on THz Quantum Cascade Lasers
A simple semi-phenomenological model, which accurately predicts the dependence of thresholdcurrent for temperature of Resonant-phonon three well quantum cascade laser based on verticaltransitions is offered. We found that, the longitude optical phonon scattering of thermally excitedelectrons is the most important limiting factor for thermal performance of high frequency THz QCLs.In low frequenc...
متن کاملTheoretical computation of the quantum transport of zigzag mono-layer Graphenes with various z-direction widths
The quantum transport computations have been carried on four different width of zigzag graphene using a nonequilibrium Green’s function method combined with density functional theory. The computed properties are included transmittance spectrum, electrical current and quantum conductance at the 0.3V as bias voltage. The considered systems were composed from one-layer graphene sheets differing w...
متن کاملNonthermal carrier dynamics in Al Ga As/GaAs quantum wells
We present new time-resolved measurements that demonstrate the effect of injected carrier densities on carrier–carrier scattering rates of highly nonequilibrium carrier distributions in the p-doped Al Ga As/GaAs quantum wells with well 0.32 0.68 10 22 width of 5 and 3 nm. The spectra at high densities ( $ 10 cm ) demonstrate that the initially narrow electron distribution is altered in a time l...
